The University of Pittsburgh announced that Pitt innovators were issued nine U.S. patents in April 2019.

Featured Patent: U.S. 10,269,406 “Adaptive Refreshing and Read Voltage Control Scheme for a Memory Device Such as an FeDRAM”

Pitt innovators Ismail Bayram and Yiran Chen have developed an adaptive refreshing scheme which tracks the degradation of the memory window of FeFETs over time and refreshes the memory cells of an FeDRAM array, only when necessary. The scheme reduces the number of refresh operations as well as the incurred energy consumption, and prolongs the lifetime of the FeDRAM memory cells. The read reliability of the memory cells is also improved by adjusting the read voltage to overcome the degradation of the memory window. FeDRAM can potentially be used as embedded memory in mobile phones and other electronic devices. FeDRAM requires less energy than currently-used memories and allows electronic devices to be smaller.
